AMS, part of Raytheon Missiles and Defense (RMD) business unit, designs, develops, and manufactures compound semiconductor devices, microwave/millimeter-wave integrated circuits, and modules for defense applications.As a Senior Semiconductor Device Modeling Engineer working with our advanced GaN and GaAs technologies, you will be responsible for the generation of active and passive compact circuit simulation models to support the development of products fabricated in our III-V semiconductor foundry. These models will be used by our MMIC design teams across Raytheon to create Monolithic Microwave Integrated Circuits (MMICs) for use in advanced defense electronic systems.
Responsibilities may include the following:
Design and layout of device modeling test structures and chips
Evaluation, use, and support of hardware and software for measurement and parameter extraction
Definition and execution of device characterization test plans including static & pulsed I-V, C-V, CW & pulsed bias S-Parameter, load/source-pull, TOI, and noise measurements
Analysis of parametric test data, collection and analysis of modeling device data, and extraction of device compact models
Development of advanced device model formulations and model extraction algorithms
Release of compact models into MMIC Process Design Kits (PDKs) in Keysight ADS, and publication of device model documentation and foundry design manuals
Assisting device and process engineers in analysis and understanding of the detailed performance of various semiconductor active and passive devices through direct measurement and/or TCAD simulation
Assisting EDA engineers in development and testing of MMIC PDKs in Keysight ADS
Work with MMIC design teams to understand model limitations and opportunities for improvement
NOTE: This position can be either a Sr. Electrical Engineer I (G08) or Sr. Electrical Engineer II (G09) based on the candidates qualifications as they relate to the skills, experience and responsibility requirements for the position.
Required Education, Skill, and Experience:
BS in Engineering or Applied Physics, or other related discipline
Minimum of 4 years of experience in a semiconductor device characterization or modeling role
Experience with semiconductor device physics and network theory/microwave engineering concepts
Hands-on experience with semiconductor device characterization (measurement setup and execution) such as static & pulsed I-V, C-V, CW & pulsed bias S-Parameter, load/source-pull, TOI, and noise measurements
Hands-on experience with device/circuit simulation using SPICE or related simulation tools
US Citizenship is required
U.S. Citizenship status is required as this position will need a U.S. Security Clearance within 1 year of start date. Desired Education, Skills, and Experience:
MS degree in Engineering
Have a background in III-V compound semiconductors as well as a thorough knowledge of the entire model development process including test structure design, parameter extraction, model validation, and preparation of model documentation/review packages
Experience with:
Semiconductor device physics concepts with emphasis on compound semiconductor HEMTs
Lumped element equivalent-circuit models for high-frequency transistor devices
Non-linear compact model parameter extraction and validation techniques
Verilog-A behavioral modeling language and its use for compact model development including direct experience developing advanced device model formulations and model extraction algorithms
Hands-on experience with high-frequency (microwave/millimeter wave) and large-signal/high power test equipment such as Keysight or Anteverta NVNAs
Experience using statistical data analysis tools such as MATLAB, JMP, or Excel
Experience with scripting languages such as Python in a Linux environment
Experience with multi-physics simulations especially for electromagnetic and electro-thermal analysis
Knowledge of power amplifiers, low-noise amplifiers, high power switches/limiters, and related circuits
Understanding of III-V integrated circuit manufacturing processes and concepts
Experience with field effect transistor models such as MVSG, ASM-HEMT, Angelov, EEHEMT, PSP, BSIM4, etc.
Experience using Keysight Advanced Design Systems and Cadence Virtuoso integrated circuit design platforms (schematic capture, layout, verification, data visualization, and simulation engines)
Experience with setup/development/use of Keysight IC-CAP or other commercial and/or custom measurement and parameter extraction software
Security: Will require Department of Defense (DoD) Secret level security clearance; current clearance preferred.
